晶圆切割(Dicing)，也叫划片(Die Sawing)，将做好芯片的整片晶圆通过切割工艺进行分割，形成若干个独立的单颗芯片(Die)，为后续工序做准备。

它是半导体芯片制造工艺流程中的一道必不可少的工序，在晶圆制造中属于后道工序。目前，常用的切割工艺有刀片切割(blade saw)和激光切割。
